The above GaN based nano-structures were synthesized by an advanced fabrication process so called laser-assisted metal organic chemical vapor deposition. The mushroom-like Ga-rich nanostructures were formed on a thin film of m- plane GaN which resembles the grass land. The average diameter of the mushrooms is 600 nm. The image was taken with a Hitachi 4700 FESEM at 18,000× magnification.
